반도체 기업 로옴(ROHM)이 AI 서버 및 산업기기 전원에 최적화된 100V 내압 MOSFET ‘RY7P250BM’을 개발했다. 이 제품은 서버의 안정적인 가동과 저전력 운영을 실현하는 데 필수적인 높은 SOA 내량(Safe Operating Area)과 낮은 ON 저항(RDS(on))을 동시에 제공한다.
High SOA tolerance, low ON resistance, server stability, and maximum power efficiency

Semiconductor company ROHM has developed the 100V withstand voltage MOSFET 'RY7P250BM' optimized for AI servers and industrial equipment power supplies.
This product simultaneously provides high SOA tolerance (Safe Operating Area) and low ON resistance (RDS(on)), which are essential for stable operation and low power operation of servers.
'RY7P250BM' is designed for hot swap circuits and battery protection of 48V system power supplies, and has significantly enhanced performance compared to existing MOSFETs. In particular, it supports 16A at a pulse width of 10ms and 50A at 1ms, which is evaluated as the industry's best level.
The hot-swap circuit of AI servers requires higher SOA tolerance than conventional servers and must ensure stability in high-load applications. This new product meets these needs and helps improve server power efficiency by minimizing power loss and heat generation.
'RY7P250BM' has achieved 1.86mΩ (VGS=10V, ID=50A, Tj=25℃), which is about 18% lower ON resistance than the existing 8080 size MOSFET.
This is a significant improvement compared to the ON resistance of a typical 100V MOSFET, which is around 2.28mΩ. This is expected to contribute to reducing cooling load, reducing power costs, and improving server power efficiency.
'RY7P250BM' is recognized as a recommended component for global cloud platform companies and is expected to be adopted more in AI servers in the future. High reliability and low power consumption are important factors in the server market, and this product has been highly evaluated in the cloud environment.
ROHM has started mass production of new products with a monthly production capacity of 1 million units, and they are manufactured at the Shiga plant in Japan and at OSAT in Thailand. Products are also available through online distribution channels such as CoreStaff Online and Chip 1 Stop.
