마이크로칩테크놀로지(아시아 총괄 및 한국대표 한병돈)가 자사의 방사선 내성강화 전력 MOSFET 제품군이 MIL-PRF-19500/746 슬래시 시트 규격을 충족했으며, 새로 개발된 JANSF2N8587U3 100V N채널 MOSFET이 300 Krad(Si)의 총 이온화 선량(TID)을 견딜 수 있는 JANSF 인증을 획득했다고 18일 발표했다.

Microchip Technology Inc. (NASDAQ: MCHP) today announced a family of Radiation Hardened (RH) Power MOSFETs that deliver performance in extreme environments.
Microchip Technology Inc. today announced that its family of radiation-hardened power MOSFETs has met the MIL-PRF-19500/746 slash sheet specification and that its newly developed JANSF2N8587U3 100V N-channel MOSFET has received JANSF qualification to withstand a total ionizing dose (TID) of 300 Krad(Si).
Microchip said the product applied its own design process and technology to meet high radiation resistance requirements.
Microchip's JANS series RH power devices support voltages ranging from 100 to 250 V and are available with TID 100 Krad (Si) as standard.
In particular, the JANSF2N7587U3 model has further enhanced reliability by promising a Radiation Harmonic Enhancement (RHA) of TID 300 Krad(Si) or higher.
In addition to the conventional plastic package, this product is available in a ceramic package option, making it an economical power solution for space environments such as low Earth orbit (LEO).
“The technical challenges of increasing radiation tolerance are very challenging, and this product family is a key player in this area,” said Leon Gross, vice president of Microchip. “This is a significant step forward,” he said, adding that it will provide aerospace and defense customers with cost-effectiveness and high reliability.
This family of power MOSFETs can be used as key switching elements in non-isolated converters, DC-DC converters, motor drives, and general-purpose switching.
Low RDS(ON) values and small total gate charges increase energy efficiency, reduce heat generation, and significantly improve the stability of power circuits.
