로옴(ROHM) 주식회사가 초소형 패키지로 업계 최저 수준의 ON 저항(2.0mΩ, Typ.)을 실현한 Nch 30V 내압 공통 소스 구성 MOSFET ‘AW2K21’을 개발·출시했다.
Industry-leading ON resistance, contributing to space saving and power saving

Semiconductor company ROHM Co., Ltd. has developed and released the Nch 30V common-source MOSFET 'AW2K21' that achieves the industry's lowest ON resistance (2.0mΩ, Typ.) in an ultra-small package.
This new product features ROHM's proprietary semiconductor structure that improves cell integration and lowers ON resistance per chip area.
By incorporating two MOSFETs into a single device, it can also respond to bidirectional protection applications required in charging circuits, and maximizes space savings and power efficiency compared to existing products.
In particular, the drain terminal was designed to be placed on the surface rather than the back in the existing vertical trench MOS structure, making it possible to adopt a WLCSP (Wafer Level Chip Scale Package).
This contributes to saving space by increasing the area ratio occupied by the chip within the component, while also drastically lowering the ON resistance.
The AW2K21 can replace two 3.3 mm x 3.3 mm sized MOSFETs in a charging circuit with a single 2.0 mm x 2.0 mm sized product, reducing component area by 81% and reducing ON resistance by 33%.
Furthermore, compared to GaN HEMT products with generally low ON resistance, it realizes 50% lower ON resistance, providing performance optimized for rapid charging in an ultra-small size.
In addition, the AW2K21 can also be used as a unidirectional protection MOSFET for load switches, and in this case, it can achieve the industry's lowest ON resistance.
ROHM has started mass production of the AW2K21 with a monthly production capacity of 500,000 units from April 2025, and it can be purchased through online sales at Chip 1 Stop™ and CoreStaff™ Online.
In addition, we are currently developing a further miniaturized 1.2mm×1.2mm MOSFET product, and plan to continuously develop high-efficiency semiconductor products that can be applied to various small electronic devices in the future.
