Infineon Launches DrBlade, Next-Generation DrMOS with Innovative Chip-Embedded Packaging Technology

Seoul, March 25, 2013 – Infineon Technologies AG (FSE: IFX / OTCQX: IFNNY) today introduced DrBlade, an integrated DC/DC driver and MOSFET VR power stage using innovative chip-embedded packaging technology for the first time. DrBlade combines the latest generation of low-voltage DC/DC driver technology with OptiMOS™ MOSFET devices. The MOSFET technology offers the lowest area resistance and application-optimized Figures of Merit (FOM) to achieve highest efficiency in DC/DC voltage regulation systems in computing and telecom, including blade and rack servers, PC-motherboards, notebooks and game consoles.
New Blade Packaging Technology
The innovative Blade packaging technology from Infineon is based on the chip embedding concept. Standard packaging processes such as wire or chip bonding as well as conventional molding techniques are replaced by a galvanic process. In addition, the die is protected by a laminate foil. The result is a significant reduction in the package footprint, a significant reduction in the package resistance and inductance as well as in the thermal resistance.

With a size of 5 mm x 5 mm and a low height of 0.5 mm, the DrBlade package meets the demands for increased power density and space savings in computing systems. With its optimized pin assignment, DrBlade simplifies PCB layout. With Infineon’s OptiMOS MOSFETs and new chip-embedded packaging technology, DrBlade is the optimal solution for voltage regulation in the low-voltage segment.
Availability and Price
Samples of DrBlade are currently available, with production scheduled for Q2 2013.
