STMicroelectronics, a global semiconductor company supporting a wide range of electronic applications and customers, announced on the 17th that it has launched the STL120N10F8, an N-channel 100V power MOSFET that integrates extremely low gate-drain charge (QGD) and on-resistance (RDS(on)) to improve the Figure of Merit (FoM) by 40% compared to previous generation equivalent devices.

This new MOSFET utilizes ST’s advanced STPOWER STripFET F8 technology, which introduces an oxide-filled trench that provides very low conduction losses along with low gate charge to increase the efficiency of switching performance. As a result, the STL120N10F8 operates efficiently at a switching frequency of up to 600 kHz with an RDS(on) of up to 4.6 mΩ (at VGS = 10 V).

Furthermore, STripFET F8 technology mitigates drain-source voltage spikes and guarantees output capacitance values to minimize wasted charge/discharge energy. Along with this, MOSFET body-drain-diode characteristics have also been further mitigated. As a result of these improvements, electromagnetic emissions have been reduced, and the conformity testing of the final system to demonstrate Electromagnetic Compatibility (EMC) performance compliant with relevant product standards has become simpler.

Due to its superior efficiency and low electromagnetic emissions, it improves power conversion performance in both hard-switching and soft-switching topologies. In particular, the STPOWER 100V STripFET F8 MOSFET is the first product to receive full certification for industrial-grade specifications. Therefore, it is ideal for motor control applications, as well as power supplies and converters for communication and computer systems, and LED and low-voltage lighting applications. It is also suitable for home appliances and battery-powered devices.

The new MOSFET offers additional benefits, such as a very narrow gate-threshold voltage (VGS(th)) spread, which allows for easy parallel connection of multiple devices in high-current applications. In addition, it has very robust characteristics and can withstand short-circuit currents of up to 800A in pulses in the 10μs range.

STL120N10F8 is in mass production in a PowerFLAT5x6 package, and the price is $1.04 for every 1,000 units purchased.
