Freescale RF power GaN transistor providing groundbreaking wide-band thermal conductivity performance
New 125W Continuous Wave GaN Transistor Ideal for Ultra-Wideband RF Amplifiers Targeted for Military and Industrial Applications
December 8, 2014, Seoul, Korea – Freescale Semiconductor ( www.freescale.co.kr, Country Manager for Korea, Yeon-Ho Hwang), a global leader in radio frequency (RF) power transistors, has unveiled a GaN-on-SiC-based 125W continuous wave (CW) GaN transistor device that delivers industry-leading wide bandwidth and thermal conductivity. Offering a wider operating bandwidth, the new MMRF5014H is suitable for broadband amplifiers used in military communications products and scientific equipment within the defense industry, such as jammers, radar implementations, and electronic warfare systems.
Performance providing over 100W of CW power with a gain of over 12dB across a bandwidth of 200–2500MHz has been demonstrated through reference circuits. The transistor is designed to easily achieve power levels of over 125W for narrowband applications and provide 58% power efficiency. Additionally, this device offers best-in-class thermal conductivity of less than 1° C/W and extreme VSWR endurance of up to 20:1.
Starting with the newly released GaN product, Freescale plans to launch several products designed to help customers meet the stringent Size, Weight, and Power (SWaP) requirements of the defense industry and other markets while pushing beyond current performance limits.
