STMicroelectronics Launches 650V Superjunction MOSFET with Improved Efficiency and Safety Margin
December 5, 2014, Seoul – STMicroelectronics (ST), a global semiconductor company serving customers across a wide range of electronic applications, has launched the new MDmesh M2 series of super-junction power MOSFETs. Responding to the global trend requiring more efficient power usage in consumer electronics, low-power consumption lighting, and solar microgenerators, the products are supplied with package options that offer improved robustness and increased power density.
These MDmesh M2 series devices are implemented with state-of-the-art superjunction technology, achieving lower on-resistance (RDS(ON)) than previous products, along with lower gate charge (QGD) and input/output capacitance (Ciss/Coss). This enhanced performance further reduces energy loss and heat dissipation, and enables faster and more efficient switching.
In terms of breakdown voltage, while the standard value of commercially available devices is 600V, this new product has been improved to 650V, which further increases the safety margin and enables the implementation of a more robust and reliable system.
In addition, this new product series adds the PowerFLAT 5x6 HV high-voltage surface-mount package as an option, enabling superior thermal performance and current handling capabilities in a small footprint and low profile. The PowerFLAT 5x6 HV option will be available starting in the first quarter of next year and enables next-generation designs that deliver high output power in a smaller size without compromising reliability by more efficiently improving power density.
MDmesh M2 MOSFETs are suitable for power adapters for laptops, printers, and game consoles, as well as for internal power supplies for TVs and audio systems. In addition, for drivers for 3W-25W single-string LED lighting engines and high-output rated multi-string lighting engines, even greater advantages can be observed due to improved thermal efficiency and performance. The PowerFLAT 5x6 HV option is highly recommended for solar microinverters, as it can provide the efficiency of the MDmesh M2 to small appliances and application modules.
A total of 22 MDmesh M2 650V MOSFETs are available, with a maximum current range of 4A to 11A and an RDS(ON) of as low as 0.360Ω. The price of the STP6N65M2 in D2PAK package starts at 92 cents for orders of 1,000.
