Plastic Package with Improved Thermal Performance, Onboard Shielded Inductor

Linear Technology Korea announced the launch of a step-down µModule® regulator (model: LTM4650) with dual 25A or single 50A output. The product integrates an onboard shielded inductor, MOSFET, and dual DC/DC regulator IC in a plastic package with improved thermal performance. This device is provided in a 16mm x 16mm x 5.01mm BGA with a patented integrated heat sink.

The heat sink attached to the MOSFET and inductor rapidly transfers heat from the interior of the package to the top surface. The top surface has the heat sink exposed to the air. Thermal dissipation performance is further enhanced when using airflow or a combination of airflow and external heat sink attachments. Even without an external heat sink, the LTM4650 delivers 50A at 12VIN ~ 0.9VOUT at a maximum ambient temperature of 71°C when using 200LFM airflow, or 77°C at 400LFM.

Through the LTM4650's precision current-mode architecture, four devices can perform current sharing in multiphase operation, providing up to 300A for loads such as ASICs, FPGAs, and microcontrollers. DC/DC conversion efficiency is improved by utilizing Linear Technology's DC/DC regulator IC employing a powerful gate driver and low-loss MOSFET. 50A operation at 92% efficiency is achieved at 5VIN, 1.8VOUT conditions, and 86% at 12VIN, 1.0VOUT.

When using a differential remote sense amplifier that can compensate for voltage drops due to circuit board trace impedance, the LTM4650 guarantees a maximum total DC output voltage accuracy of ±1.5% across all line, load, and temperature conditions.

Other product features include an input voltage range of 4.5V ~ 15V and an output voltage range of 0.6V ~ 1.8V. Maximum total DC output error across all line, load, and temperature conditions is approximately ±1.5%, and a differential remote sense amplifier is provided. Additionally, multiple LTM4650 units can share current in multiphase parallel operation up to 300A and are pin-compatible with the LTM4620 dual 13A, single 26A & LTM4630 dual 18A, single 36A.
